Meaning
Thermal treatment process used in silicon wafer fabrication to neutralize active electrical defects and dangling bonds at the semiconductor interfaces. By exposing the wafer to a specific gas atmosphere at moderate temperatures, defect passivating annealing introduces hydrogen or nitrogen atoms that bind to the open coordination sites. This binding reduces the density of interface states and improves device performance.
The process must occur at a temperature that does not damage the existing metallization layers.
Chemical Mechanism
Atomic hydrogen or deuterium species diffuse through the dielectric layers to reach the silicon-dielectric boundary during the thermal cycle. These active atoms bond with unsatisfied silicon bonds, thereby eliminating the mid-gap states that would otherwise act as recombination centers. The reaction decreases the leakage current and increases the carrier lifetime in the silicon channel.
This passivation remains stable under normal operating voltages and temperatures.
Process Parameter
Fabs execute this step in a furnace or a rapid thermal processing system at temperatures ranging from 350 to 450 degrees Celsius. The process gas mixture typically contains five percent hydrogen in a nitrogen carrier gas, commonly referred to as forming gas. The duration of the cycle varies from thirty minutes to several hours depending on the thickness of the dielectric stack and the depth of the active channels.
These parameters must be calibrated to ensure uniform diffusion across the entire wafer surface.
Factory Implementation
Local assembly plants in China run this thermal cycle as a finishing step before the wafer-probe testing to maximize the yield of functional dies. Process engineers monitor the forming gas flow rates and furnace pressure using automated sensors to prevent explosive conditions or oxygen contamination. If a batch exhibits high leakage currents during the initial probe, the engineering team adjusts the annealing duration to repair the interfaces.
The complete thermal history and gas purity logs are saved in the manufacturing execution system for quality tracking.
