Meaning
Corrosive reactions occurring during the plating of gold onto electroless nickel lead to a structural weakness in solder joints. Industry professionals often refer to enig pad embrittlement as black pad because of the dark appearance of the nickel surface after the solder has been removed. Affected boards show weak solder adhesion despite appearing functionally normal during electrical testing.
Chemical Mechanism
Excessive corrosion of the electroless nickel layer during the immersion gold displacement reaction initiates the structural degradation. While the gold layer protects the nickel from oxidation, an aggressive gold bath can penetrate the nickel grain boundaries and leave behind a layer of hyper phosphorous material. Standard solder reflow cannot properly wet this damaged surface.
The resulting joint lacks the ductile properties needed to withstand thermal cycling or mechanical vibration.
Inspection Barrier
Visual identification of this defect remains difficult because the gold layer hides the corroded nickel surface prior to assembly. Since enig pad embrittlement does not always cause an immediate electrical open circuit, it often bypasses initial automated optical inspection. Testing through cross sectional analysis or destructive pull tests provides the only reliable way to confirm the presence of the brittle layer.
Sampling plans in Chinese fabrication facilities focus on monitoring the chemistry of the plating baths to prevent the occurrence of the condition. Advanced imaging tools help to verify that the nickel grain boundaries have not been compromised by the gold bath.
Regulatory Impact
Product liability under Chinese civil law places the burden of reliability on the manufacturer when latent defects lead to systemic hardware failure. Because enig pad embrittlement is a process induced flaw, the plating facility holds responsibility for maintaining the bath stability and immersion times. Supply chain contracts frequently specify that any discovery of this defect justifies the rejection of the entire production lot.
