Meaning
Interconnect structures attach integrated circuits to substrates using conductive bumps placed on the active surface of the die. The production of flip chip assemblies is a major component of the advanced packaging industry in China, enabling the creation of smaller and faster electronic devices. By eliminating the need for wire bonding, this technology reduces the parasitic inductance and improves the signal integrity of the system.
The process involves flipping the chip over and aligning the bumps with the matching pads on the substrate.
Bump Formation
Metallic spheres made of solder or copper are deposited onto the semiconductor wafer during the final stages of fabrication. In flip chip assemblies, these bumps serve as both the electrical connection and the mechanical support for the die.
Package Integrity
Underfill materials are dispensed between the chip and the substrate to redistribute the stress caused by thermal expansion. This step is necessary to protect the flip chip assemblies from fatigue failure during operation.
Joint Reliability
Inspection of the connections requires the use of X-ray or acoustic microscopy because the joints are hidden beneath the chip. The durability of flip chip assemblies is measured against the standards set by the Ministry of Industry and Information Technology.
