Meaning
Reliability qualification procedure that subjects semiconductor devices to elevated temperatures and voltages for an extended duration to accelerate potential failure mechanisms. Performing htol testing allows manufacturers to estimate the lifetime of a product under normal operating conditions. Reliability procedures are a prerequisite for the commercial release of any new integrated circuit.
Stress Methodology
Devices are placed in a specialized oven and powered with an elevated voltage that remains within the safe operating limit of the transistors. This acceleration factor simulates years of typical use in a few thousand hours. Technicians monitor the current consumption to detect any functional shifts that occur during the burn in period.
Qualification Boundary
Standards for automotive and industrial grade components in the Chinese market require a minimum test duration of one thousand hours. Results from these tests are submitted to the State Administration for Market Regulation as part of the safety and reliability filing. A pass result ensures that the batch is free from the defects that cause infant mortality (the high failure rate seen at the beginning of a product’s life).
Regulatory Acceptance
Effectiveness of the test depends on the ability to maintain a stable environment across all samples in the chamber. Variations in temperature or voltage across the test boards can lead to inconsistent reliability data.
