Chemical additives in acid copper bath formulations govern the deposition rate of metal in high aspect ratio microvias. An accelerator brightener typically consists of sulfur-organic molecules like bis-(3-sulfopropyl)-disulfide that adsorb on the cathode surface to lower the local overpotential. This adsorption increases current density at the bottom of trenches and vias, allowing for bottom-up filling without creating voids.
Electroplating facilities in China must manage these substances under Ministry of Ecology and Environment guidelines to control chemical oxygen demand in industrial wastewater discharges.
Deposit Acceleration
Organic molecules of this class accumulate preferentially in high-curvature regions of the substrate during the plating cycle. When the copper deposition begins, the local surface area shrinks, which concentrates the accelerator brightener and accelerates the local metal growth. This localized increase in plating speed allows the bottom of a microvia to fill much faster than the flat surface of the board.
The mechanical properties of the deposited copper remain ductile because of this controlled crystal growth.
Chemical Control
Plating baths require continuous monitoring of the concentration of these sulfur-bearing compounds because of their high reactivity. Daily analyses use cyclic voltammetric stripping to determine the active fraction of the accelerator brightener before it degrades into harmful byproducts. In Chinese circuit board factories, this analysis occurs in automated labs to prevent plate-out or uneven deposition.
If the concentration exceeds optimal levels, the deposit becomes brittle.
Process Limit
Extreme current densities can deplete the active molecules at the plating front faster than diffusion can replenish them. This depletion halts the bottom-up growth and leads to conformal rather than superconformal copper deposition. The operational limits are governed by the bath temperature and the fluid flow across the wafer.
Maintaining these limits ensures the high-speed throughput needed for domestic electronics assembly.
